Abstract
This paper explores the impact of several parameters on a phase change cooling system close to the chip.
First, the measurement setup and the calculation of the chip temperature are presented. Then, factors related to the measurement conditions and the heat sink are described. The parameters examined are current-dependent losses, the coolant flow rate, and a comparison of different thermal interface materials.
Then, the influence of several amounts of evacuated deionized water on different container designs with different volumes and thicknesses of the container bottom are evaluated and compared. The key finding is that, with a certain amount of water, the thermal impedance can be reduced by up to 24 percent in the time range of a few seconds with the thinnest possible floor thickness. This can reduce temperature peaks and thus increase the device’s lifetime.
